솔더제팅법을 이용한 다원계 솔더범프의 제조방법(Preparation Method of Multicomponent Solderbumps UsingSolderjetting)
본 발명은 (a) 제팅하고자 하는 다원계 솔더를 용융시키고 상기 용융된 솔더내에 함유된 일정 크기 이상의 불순물을 제거하는 단계; (b) 불순물이 제거된 다원계 솔더를 가열하여 솔더 조성내에 포함된 금속간 화합물을 용융시키는 단계; (c) 상기 솔더를 용융점 이상의 온도로 유지하고, 상기 솔더를 제팅하여 솔더범프를 형성하는 단계를 포함하는 다원계 솔더범프의 제조방법을 제공한다.
