본 발명은 표면 산화막이 제거된 금속솔더볼을 이용하여 플럭스 도포공정 및 플럭스 세척공정 없이 전자패키징이 가능한 전자패키징용 접속부재에 관한 것으로서, 전자패키징용 전자소자의 접속부재에 있어서, 상기 접속부재의 표면에 열산 발생제(TAG) 코팅층이 형성된 전자패키징용 무플럭스 접속부재와 이의 제조방법 및 이를 이용하여 제조된 전자패키징용 필름을 제공한다.
