With the universalization of mobile devices and edge devices, interest in personal information protection is increasing. Accordingly, research on a hardware-based encryption system is being conducted, and one of them is an encryption element using the intrinsic randomness of a memristor. When hardware-based encryption primitives using memristors are used, memristor's unique randomness is used, so external attacks such as hacking can be defended. In this study, an encryption device was designed using a $TaO_x$-based memristor array. In addition, in order to integrate this on the transistor, a memristor was stacked on a CMOS circuit to evaluate electrical characteristics. In addition, it was confirmed that the vertical integration of memristor on CMOS circuit using BEOL process memristor opens up the possibilities of high performance memristor-based chip design.
