【課題】透明薄膜の厚さと表面形状を同時に測定することのできる、白色光干渉計を用いた透明薄膜の厚さ及び形状の測定装置及び方法を提供する。
【解決手段】本発明においては、干渉光を周波数別に分光させた後、周波数別の第1の干渉縞を得、合成干渉光を周波数別に分光させた後、周波数別の第2の干渉縞を得る。第1の干渉縞から薄膜の厚さによる位相を得、位相から薄膜の厚さ情報のみを得る。第2の干渉縞から位相を求め、薄膜の厚さ情報が含まれている薄膜の表面情報を得る。薄膜の厚さ情報を用い、薄膜の厚さ情報が含まれている薄膜の表面情報から薄膜の表面情報を得る。
