| dc.description.abstract | 본 발명은 노르보르넨에 콜릭산, 디옥시콜릭산 또는 리소콜릭산 유도체를 결합시킨 단량체를 단독 중합하거나 또는 말레산 무수물과 공중합하거나 또는 말레산 무수물 및 2-하이드록시에틸 5-노르보르넨-2-카르복실레이트 또는 5-노르보르넨-2-카르복실릭산을 단독 또는 혼합하여 중합시킨 중합체 및 그 용도에 관한 것이다.본 발명은 노르보르넨에 콜릭산 또는 디옥시콜릭산 또는 리소콜릭산 유도체를 결합시켜 단량체를 합성하고 이 단량체들을 단독 중합하거나 또는 말레산 무수물과 공중합하거나 또는 말레산 무수물 및 2-하이드록시에틸 5-노르보르넨-2-카르복실레이트 또는 5-노르보르넨-2-카르복실릭산과 단독 또는 혼합하여 라디칼 중합을 시켜 중합체를 제조한다.본 발명에서 합성한 중합체는 광산발생제와 함께 용제에 녹인 다음 필터에 여과하여 포토레지스트 용액을 만들고 이 것으로부터 미세 화상을 얻는 용도로 이용할 수 있다. | - |
