단극성 저항변화 메모리 소자로서, 하부전극; 상기 하부전극 상의 산화물층; 및 상기 산화물층 상의 상부전극을 포함하며, 하부전극 또는 상부전극과 상기 산화물층 사이의 계면에는 절연 나노구조가 적어도 하나 이상 형성된 것을 특징으로 하는 단극성 저항변화 메모리 소자가 제공된다.
