고유전율 금속산화막, 그의 제조방법 및 이를 포함하는소자High-k metal oxide thin films, method for forming thereof and devices comprising the same
본 발명은 결정상 및 결정학적 방향성에 따라 유전율이 변하는 고유전율 금속산화막과 고유전율을 갖는 결정상 및 우선 배향성을 안정화시키기 위하여 주기적으로 소량 반복 첨가되는 금속산화막을 포함하는 고유전율 금속산화막 및 그의 제조방법 및 이를 포함하는 반도체 소자 또는 전지전자 시스템 소자에 관한 것으로, 본 발명에 의한 금속산화막은 낮은 등가 산화막 두께와 낮은 누설전류와 같은 우수한 전기적 특성을 지니고 있어 반도체 소자 또는 전기전자 시스템 소자로 유용하게 사용될 수 있다.
