본 발명의 일 관점에 따른 HEMT 소자는, HEMT 채널 스택층과, 상기 HEMT 채널 스택층 상에 형성되고, 트렌치에 의해서 적어도 두 부분으로 분리된 소오스/드레인층과, 상기 소오스/드레인층 상에 상기 트렌치를 노출하도록 형성된 유전층과, 상기 트렌치 내에 상기 트렌치의 양측벽을 이루는 상기 소오스/드레인층으로부터 이격되게 형성되어 상기 트렌치의 폭보다 좁은 선폭으로 형성되고, 상기 트렌치 내에서 하단의 폭이 상단의 폭보다 좁게 형성된, 게이트 전극층을 포함할 수 있다.
