본 발명은 서로 이격된 복수의 InGaAs층이 매립된 InP 기판 상에 제 1 반도체소자를 형성하는 단계; InP 기판과 상이한 이종 기판 상에 제 2 반도체소자를 형성하는 단계; 상기 InP 기판의 상면과 상기 이종 기판의 상면이 서로 대향하도록 상기 InP 기판과 상기 이종 기판을 접합하는 단계; 및 상기 복수의 InGaAs층 및 상기 InP 기판의 일부를 선택적으로 습식 식각하는 단계;를 포함하는, InP 기판을 이용한 소자 제조 방법을 제공한다.
