본 발명은 수소가 채널 내로 확산되는 정도를 최소화하기 위하여, 배리어층이 코팅된 기판; 상기 기판 상의 활성층; 상기 활성층 상의 게이트 절연막 패턴; 상기 게이트 절연막 패턴 상의 게이트 전극; 상기 게이트 패턴, 상기 활성층 상에 형성된 수소 제공층; 상기 수소 제공층을 모두 덮도록 형성된 수소 유입 방지막; 및 상기 수소 유입 방지막 상의 층간절연막, 소스/드레인 전극 그리고 소자 패시베이션막을 구비하는, 반도체 소자를 제공한다.
