ＺｎＳ／ＣＩＧＳ 박막태양전지 및 제조방법ZnS and CIGS Thin Film Solar Cells and manufacturing method thereof
본 발명은 용액성장법(chemical bath deposition)으로 성장한 황화아연(ZnS) 버퍼층을 이용하여 고효율 Cu(In,Ga)Se2 (이하 CIGS) 박막태양전지를 제조하는 방법으로서, CIGS 박막 위에 얇은 황화아연 버퍼층을 증착한 후 산화아연(ZnO) 투명전도막을 증착하는 과정에서 스퍼터링에 의한 황화아연과 CIGS 광흡수층의 손상을 최소화하면서 비저항의 증가도 최소화하는 것이다. 이를 위해서 낮은 스퍼터링 파워에서 증착한 얇은 산화아연층과 높은 스퍼터링 파워에서 증착한 두꺼운 산화아연층으로 이루어지는 이중층 산화아연 투명전도막의 구조와 그 제조방법을 제공한다.
