ＣＩＧＳ 광흡수층 제조방법 및 ＣＩＧＳ 광흡수층을포함하는 태양전지.CIGS absorber layer fabrication method and solar cell including CIGS absorber layer
본 발명은 CIGS 광흡수층 제조방법 및 CIGS 광흡수층을 포함하는 태양전지에 관한 것으로 구리인듐(CuIn), 구리갈륨(CuGa) 및 셀레나이드 화합물을 기판의 상부에 증착하여 전구체를 형성하는 단계를 포함하고, 상기 전구체를 열처리하는 단계를 포함한다. 본 발명에 의하면 2개의 금속 합금 타겟과 1개의 셀레나이드 화합물 타켓을 동시에 스퍼터링하거나 순차적으로 적층하여 복합 전구체를 형성한 후, 이를 유독성 기체인 셀렌화수소(H2Se)를 사용하지 않고 셀레늄 분위기에서 열처리하여 CIGS 박막을 제조한다.
